Innovation HighlightsAiming at the critical challenges in PCB-embedded packaging solutions using precious metals—such as poor heat dissipation, high cost, and short lifespan—this project pioneers a novel "corrosion-oxidation-reduction" surface nanoscale process along with an all-copper interconnection unit, enabling low-temperature and highly reliable copper sintering. The resulting solder joints exhibit a porosity of <3%, thermal conductivity up to 380 W/(m·K), and shear strength >60 MPa. The solution has passed automotive-grade certification while reducing costs by 80%. It delivers a module solution for electric drive systems with higher power density and longer service life, thereby supporting the improvement of vehicle range and overall reliability.
